Wafer map signatures and process root cause
Fab · yieldA wafer map shows each die's result at its position on the wafer: pass/fail bins from wafer sort, or a parametric value such as Tx power, IDDQ or a trim code. Random defects scatter evenly. A systematic problem leaves a spatial signature: a shape that repeats per reticle shot, follows the radius, hugs the edge, or tracks a scratch. Because each process tool has its own typical footprint on the wafer, the shape is often the fastest pointer to the step and the parameter setting that went wrong. This complements the PCM / WAT data and SPC and feeds the GDBN / NNR screens.
Signature → likely process step → parameter to check
| Signature | Likely step / tool | Parameter settings to check | Radar-chip example |
|---|---|---|---|
| 1 · Reticle repeat same die position in every shot | Lithography: reticle (mask) defect, haze or contamination; scanner lens aberration; OPC hotspot | Reticle inspection / requalification, pellicle, field-position focus and dose, lens heating | One PA or LNA position per shot fails RF BIST: a mask defect in the RF block |
| 2 · Centre (bullseye) | CMP centre over- or under-polish; etch centre-fast; deposition or spin-coat thickness at centre | CMP head pressure zones, slurry flow, pad conditioning; etch gas distribution and chuck temperature zones; spin speed | Vt / Idsat shift at the centre moves Tx power trim codes (Tx power) |
| 3 · Edge ring | CMP edge over-polish (retaining ring), etch or plasma edge effects, film stress, edge bead removal, wafer handling at the edge | CMP retaining-ring pressure and edge profile, etch edge ring / focus ring wear, EBR width, edge exclusion | Thinner metal at the edge raises transmission-line and coupler loss, lowering Tx power and detector readings |
| 4 · Donut / mid-radius ring | CMP zone pressure imbalance; plasma uniformity (ring-shaped density); deposition showerhead pattern | CMP multi-zone head pressures, etch RF power / pressure tuning, showerhead condition | Ring of MIM-capacitor or resistor shifts pushes filter-corner trims to the edge of range |
| 5 · Scratch (line / arc) | CMP (pad debris, slurry agglomerates), wafer handling robots, cassette contact | Pad conditioner and pad life, slurry filtration, robot blade alignment and speed | A chain of adjacent fails across dies, often open / short or leakage bins |
| 6 · Local cluster | Particle or contamination event, local film defect, chuck spot (backside particle causing defocus) | Chamber particle counts, chuck cleaning, inline defect inspection at the matching layer | Cluster of IDDQ or scan fails; GDBN rejects its passing neighbours |
| 7 · One side / gradient | Wafer tilt or leveling (litho), furnace or chamber gas-flow asymmetry, temperature gradient across the chuck, implant tilt / twist | Litho leveling and focus map, gas-flow balance, heater zone calibration, implant angle setup | Left-to-right slope in Vt, LO range or IDDQ |
| 8 · Test-site repeat | Not process: prober multi-site touchdown, one bad needle or tester channel | Probe-card needle, per-site Cres, tester channel calibration, site-to-site correlation | One of 4 sites always reads low Tx power or fails continuity (Cres page) |
| 9 · Whole-wafer shift (slot / chamber) | Tool or chamber difference, furnace boat position, first wafer after chamber clean or idle | Chamber matching, seasoning wafers, boat loading, recipe version per chamber | Whole wafers in one lot with shifted WAT and trims; shows up in a slot-number plot, not in one map |
| 10 · Random scatter | Random defect density (baseline, D0) | Fab-wide defect reduction; nothing tool-specific | Sets the baseline yield: Y ≈ e^(−D0·A) for die area A |
How to trace a signature back to the tool
- Classify the map: automatic signature classification (zonal statistics, reticle overlay, clustering) tags each wafer; engineers review the new or unusual ones.
- Stack wafers: overlay many wafers or lots. A signature that repeats on every wafer is systematic; one that appears on some wafers only points to a specific tool, chamber or slot.
- Overlay layouts: put the reticle shot map and the prober touchdown map on top of the fail map. A repeat that matches the reticle is litho or mask; one that matches the touchdown is the tester (maps 1 vs 8).
- Zonal and parametric maps: compare the fail map with WAT site values and parametric test maps (Tx power, IDDQ, trim codes) to find the physical parameter that moved.
- Tool commonality analysis: list which tool and chamber each wafer used at every step. The step where affected and unaffected wafers split is the suspect.
- Slot analysis: plot results against the wafer's slot number in the lot to catch furnace-boat or first-wafer effects.
- Confirm physically: inline defect inspection and review images at the suspect layer, then failure analysis on a failing die.
- Fix and prevent: correct the tool or recipe setting, add the signature to the automatic classifier, and tighten the related SPC chart or maintenance interval.
